Nice! That's a fair bit smaller than the existing 512x8 bit 3.3V RAM and 16 bit wide read is probably better in a lot of cases. Does it have byte enables or bit enables? One possible issue is that if it uses M5 it may be difficult to integrate, especially with Tiny Tapeout which completely reserves M5 for its PDN, and has strict rules on the shape of power pins on M4.
If you're planning to make it freely available then I'd expect there would be some interest in including it in some experimental designs.

at the moment a write always lands the full 16-bit DIN[15:0] word at the selected row/column; there are no byte or bit lanes.

I suppose i could consider masking so each write driver serves exactly one data bit, so splitting the common WEN trunk into 16 per-group enables would give true bit enables (byte enables = ganging 8+8) a periphery routing change not an array change

at the moment i have a lot of diagnostic pins so the final released macro may well be smaller, and will release 1k,2,4k,88,16k,32k latter. I was hoping to write a fairly simple 4 bit spi interface to the ram and test pins.

If I’m reading that right that would make it quite difficult to integrate, as you can’t have power rails going through the macro in either direction. It would be better to have nothing on M5 and rails to collect power on M4, but failing that if the area on M5 was such that it could be aligned to allow power rails through that would help.

@djsftree And, as a related but non-negligible addition: any estimate as to whether a 1R1W FIFO could reasonably save overall area consumption for a few kB of fast FIFO on gf180mcuD vs. using plain single-ported 1RW SRAM but twice as wide and alternating the read and the write accesses?

So for it to pass DRC I had to make the wire slightly smaller than the pad contact, hopefully that doesn't cause any issues. (edited)
